September 18, 2026 / SemiMedia / — ROHM has introduced the RS4P063BPHZG, a 100V power MOSFET designed for automotive safety functions and protection circuits, offering enhanced Safe Operating Area performance in the standard HPLF5060 package.
The device uses a structure designed to suppress secondary breakdown and provides approximately five times the SOA tolerance of standard equivalent-sized products under conditions of VDS=100V and a 100μs pulse width. This makes it suitable for circuits exposed to short-duration high-current and high-voltage stress, including airbag inflator ignition, seatbelt pretensioner and battery cutoff pyro-fuse drivers.
The RS4P063BPHZG uses the widely adopted HPLF5060 automotive package, measuring approximately 6.0 × 4.9 mm. The standard footprint can simplify replacement evaluation in existing layouts and reduce the design changes required when upgrading protection circuits.
As automotive electrical systems move toward higher voltages and currents, safety and protection circuits are increasingly required to withstand momentary high-power loads during abnormal or emergency conditions. ROHM said it is extending Wide-SOA design expertise previously used in AI server and industrial power applications into automotive systems.
The N-channel device is AEC-Q101 qualified, features a typical on-resistance of 4.9mΩ at VGS=10V, and is 100% avalanche tested.
ROHM is also developing additional automotive Wide-SOA MOSFETs in HPLF8080 and TOLG packages as it expands its portfolio for vehicle safety and protection circuits.
Mass production of the RS4P063BPHZG began in June 2026, with a sample reference price of $4.00 per unit.
