Infineon launches 150V OptiMOS 6 MOSFET family for electric vehicle power systems

September 3, 2025 /SemiMedia/ — Infineon Technologies AG has expanded its OptiMOS™ 6 portfolio with a new 150V automotive MOSFET family, targeting the growing demand for efficient and compact power solutions in electric vehicles. The devices are available in three package options — TOLL, TOLG and TOLT — designed to support applications such as HVLV DC/DC converters and traction inverters.

Built on Infineon’s sixth-generation OptiMOS technology, the new MOSFETs deliver ultra-low on-resistance, reaching as low as 2.5 mΩ, and thermal resistance down to 0.4 K/W. This enables higher efficiency, reduced conduction losses and lower system cooling requirements. The devices also feature tight gate threshold voltage distribution for reliable parallel operation and low switching losses at high frequencies, making them suitable for modern automotive power architectures.

Each package offers unique advantages. The 10x12 mm² TOLL provides a compact design, while the footprint-compatible TOLG adds gullwing leads for improved robustness. The 10x15 mm² TOLT package incorporates top-side cooling for efficient heat dissipation in space-constrained environments.

The 150V OptiMOS 6 MOSFET family is fully qualified to AEC-Q101 standards, PPAP-capable, and exceeds Infineon’s automotive quality requirements. The new devices are now available. Further information is available at infineon.com/150VMOS.
